(top left) SEM image (top view) of the geometrically modulated memory device that has constrictions A, B1, B2, C1 and C2 to control the growth of the amorphous region. Scale bar, 200 nm. The graph shows a programming curve with distinct plateaus A, B and C caused by the constrictions. Heat maps (top view) created by FE simulation show snapshots of the phase configuration at each plateau. The yellow to red crossover at a temperature of 900 K is indicative of the crystalline to amorphous crossover.
