a The current-power (I-L) characteristics of PCSEL (dark line) and REPCSEL (red line) devices, measured under pulsed conditions (2% duty cycle,5 μs pulse width). The PCSEL’s output power was plotted x5 for ease of comparison. The blue line represents the typical current-voltage (I–V) characteristics of both PCSEL and REPCSEL devices, measured under continuous wave (CW) conditions. A turn-on voltage (Von) of 1.01 V was obtained. b The corresponding spectra of REPCSEL with a driven current of 550mA and a spectral resolution of 0.1 nm. A side-mode suppression ratio (SMSR) > 42 dB is observed. The inset shows the near-field image measured at 1A.
