Terahertz metal–oxide–semiconductor transistors based on aligned carbon nanotube arrays

By optimizing gate structures and fabrication processes, carbon nanotube metal–oxide–semiconductor field-effect transistors can be fabricated that exhibit a cut-off frequency beyond 1 THz.
