The theoretical modeling of IDS–VDS characteristics of 2DHG diamond MOSFET with negative interface charge model at − 5 × 1012 cm-2. The drain current reaches its limitation with gate voltage range VGS = − 60 V. It is caused by the saturation of hole injection by the gate voltage.
