(a) Normalized temporal response times and (b) relative responses to optical excitation as a function of frequency. Decreasing the Ge-dot diameter from 90 nm to 50 nm and reducing t_ox from 38.5 nm to 3.5 nm significantly improves the temporal response speed and the 3dB frequency bandwidth.
