Ilias Skandalos and colleagues demonstrate a silicon-germanium quantum-confined Stark effect modulator on 8-in. silicon wafers, monolithically integrated with silicon nitride waveguides under sub-dB coupling losses. The modulator achieves a 100 Gb s−1 data rate and a >65 GHz bandwidth with <63 fJ bit−1 energy consumption.
