2D edge-seeded heteroepitaxy of ultrathin high-κ dielectric CaNb₂O₆ for 2D field-effect transistors

2D high-κ dielectric materials remain highly sought-after for the future development of 2D electronics. Here, the authors report a 2D edge-seeded heteroepitaxial growth strategy to synthesize CaNb₂O₆ thin films with equivalent oxide thickness down to 0.7 nm and show their application for high-performance 2D MoS₂ transistors.

A single-crystalline native dielectric for two-dimensional semiconductors with an equivalent oxide thickness below 0.5 nm

The ultraviolet-assisted intercalative oxidation of high-mobility two-dimensional semiconductor Bi₂O₂Se can be used to create a single-crystalline native oxide dielectric—β-Bi₂SeO₅—that can yield top-gated transistors with an equivalent oxide thickness of 0.41 nm.
