Vertical 2D base transistors hold potential for the realization of high-frequency electronics for Internet of Things and 6 G networks. Here, the authors report the realization of silicon-graphene-germanium barristors with current gain up to 1.8 × 107 and intrinsic cutoff frequencies up to 132 GHz.
