The scalable fabrication of high-performance p-type 2D transistors remains a major bottleneck towards the development of 2D electronics. Here, the authors report the wafer-scale synthesis of p-type 2H-MoTe2 films with controllable thickness and the realization of medium scale integrated circuits, such as a 140-transistor full adder.
