An ultra-wide-field imaging Mueller matrix spectroscopic ellipsometry system with a 20 mm × 20 mm field of view was developed for semiconductor metrology. Over 10 million spectra were analyzed with machine learning, allowing wafer-scale variations to be identified and yield gains demonstrated.
